A Ultra-Wideband fully-integrated class-A power
amplifier (PA) with diode linearizer is presented for Multi-Band
PLL driver in the 9-22 GHz frequency range, which consists of
two-stage cascade topology. The shunt-shunt feedback is used to
enhance wideband matching. It’s output uses a low Q matching
network to expand the bandwidth. The chip with 104 mW power
consumption was fabricated in 65 nm CMOS process, occupying
an active area of only 0.175 mm2. Measurements shows that an
output power (Pout) of 15 dBm, a peak power added efficiency
(PAE) of 22% at 15 GHz, 20 dB gain and both S11 and S22 below
-8 dB are achieved.
